中国科学院物理研究所的研究员曹则贤教授介绍,今年2月份,他和同事李超荣教授在进行应力工程的研究,用应力驱动制作各种微纳米有序结构,用于制作微电机系统、光子晶体、可折叠电子学器件等。当时他们是把硅氧化物同贵金属银共同蒸发,用来制取各种硅纳米结构,然后用电子显微镜给各个结构拍摄了照片,但由于照片比较多,当时他们并没有在意。

利用金属辅助化学刻蚀及碱修饰方法在多晶硅上制备了硅纳米孔结构,比较了硅纳米孔结构和酸制绒常规多晶硅硅片在反射、内量子效率、磷浓度分布以及电池性能等方面的情况。研究表明,硅纳米孔结构多晶硅太阳能电池开压为0.6261V,短路电流为8.683A,填充因子为79.06%,效率为17.66%,比酸制绒常规电池片高出0.23%。
